Key Characteristics of Cobalt-Manganese-Aluminum (Co-Mn-Al) Alloy Targets

High Purity and High Density: Industrial-grade sputtering targets typically require a purity of at least 99.9% (3N), while high-end applications—such as those in the semiconductor industry—demand purity levels of 5N5 or even 6N. High density helps minimize contamination from sputtered particles and improves thin-film uniformity.

Excellent Electrochemical and Magnetic Properties: Cobalt provides strong magnetism, manganese offers high electrochemical activity, and aluminum enhances structural stability and heat resistance. The combination of these three elements imparts desirable properties to the thin film, including good electrical conductivity, magnetic recording capabilities, and cycling stability.

Tunable Composition, Heat Resistance, and Corrosion Resistance: By adjusting the proportions of the three metals, the physical, chemical, and electrochemical properties of the thin film can be precisely controlled. The high heat resistance of cobalt (capable of withstanding temperatures up to 900°C), combined with the corrosion resistance provided by manganese and aluminum, makes these materials suitable for use in high-temperature, high-humidity, or corrosive processing environments.

Applications of Cobalt-Manganese-Aluminum (Co-Mn-Al) Alloy Targets

1. Spintronic Device Research: Development of new materials for magnetic tunnel junctions (MTJs), spin-injection devices, spin valves, and MRAM (magnetic random-access memory); research into high spin-polarization transport, utilizing half-metallic ferromagnetic layers.

2. Magnetic Sensor Thin Films: Fabrication of highly sensitive magnetic sensing films for the detection of weak magnetic fields and the development of micro-magnetic sensors.

3. Fundamental Thin-Film Research: Basic studies on phase transitions in magnetic thin films, intermetallic compounds, annealing effects in thin films, and surface/interface magnetism (conducted in universities, materials research institutes, and laboratories).

4. Electromagnetic Functional Coatings: Research and development of soft magnetic thin films for microwave applications and electromagnetic shielding films (currently primarily at the laboratory stage; not yet in large-scale mass production).

Usage Precautions

1. The target material is brittle; avoid impacts during handling and mounting. When sputtering, increase the power gradually to prevent thermal shock-induced cracking.

2. Store under vacuum or an inert gas atmosphere to prevent surface oxidation. An oxide layer can lead to arcing and contamination of the deposited thin film.

3. This alloy is sensitive to annealing processes. As-deposited thin films are typically in a disordered phase; subsequent annealing is required to form the ordered Heusler structure, which is necessary to elicit the desired semi-metallic magnetic properties.

4. Sputtering yields vary by element; therefore, the preferential sputtering (selective etching) effect must be accounted for during composition design. The nominal composition of the target does not equal the final composition of the thin film, necessitating preliminary calibration.
